All range gradually distributed impurity in CNTFETs to manage the current ratio: Numerical simulation using Poisson and Schrödinger equations

چکیده :

By using self-consistent solution of 2-D Poisson–Schrodinger equations, within the nonequilibrium Green’s function (NEGF) formalism, gradually distributed impurity profile is examined in carbon nanotube field effect transistors (CNTFETs). The outputs show that the investigated profile will result in more ON to OFF current ratio by managing carrier transport between adjacent regions. Cylindrical structure of CNTFET is studied with numerical simulation. The proposed profile is more efficient than basic profile for digital application. The comparisons are performed in terms of ON current, OFF current, and ON/OFF current ratio at equal simulation conditions. All investigations show the better outputs for proposed profile.
